长鑫Q2利润率反超三星、SK海力士但HBM3良率25%惨遭韩媒嘲讽

中国DRAM大厂长鑫科技今年第二季缴出亮眼成绩单，息税前利润率攀升至82%，一举超越SK海力士的76%、三星电子半导体业务的70%，以及美光科技等主要同业，登上该季全球获利率最高的记忆体晶片企业宝座。

不仅如此，长鑫科技今年Q2营收年增率约1000%，在长鑫、三星、SK海力士、美光、铠侠与闪迪六家企业中增速称冠。相关数据来自QUICK FactSet与企业揭露。
然而，在获利领跑的同时，长鑫的先进制程推进却面临考验。韩媒报导指出，这家中国最大DRAM厂已启动第四代高频宽记忆体HBM3试产，初期良率却迟迟无法突破，仅停留在25%水准，相当于四颗中有三颗是废品，远低于半导体业公认80%的量产黄金线。相较之下，SK海力士自2022年量产同类HBM3产品，良率已超过90%，双方差距悬殊。
报导将问题根源指向TSV矽通孔技术，直言长鑫用于HBM的G4制程所生产的一般DRAM本身并无大碍，真正的瓶颈在于TSV。该技术须在DRAM晶片堆叠时，于每一层钻出数千个微米级小孔并填入铜，以实现垂直电气连接，孔洞一旦偏移或填充不完整，整层晶片即告报废。
业界数据显示，长鑫每颗晶片TSV数量约3000个，而三星HBM2超过5000个、SK海力士HBM3则逾8000个，韩媒据此强调韩厂在TSV工艺上的领先地位。
业内人士也表示，TSV的工艺诀窍非一朝一夕可累积，三星与SK海力士已握有4至5年的优势。
但韩媒亦坦言，长鑫正将少量HBM样品供应给寒武纪等中国企业，在持续改善良率之际稳步推进商业化进程。
